TITLE: On the Problem of the Inverse Peak Current in p-n
Junction Diodes (K voprosu o pike obratnogo toka v
diodakh s p-n -perekhodom)

ABSTRACT: It is known (Refs 1,2) that when a p-n junction diode
is rapidly switched from the forward conduction regime to
an inverse pulse regime, a largo negative current peak
may be observed (Figure 1). This pbenomenon has been
analysed by a number of authors (Refs 4-7) but It appears
that a satisfact4ry solution has not been found. The
problem is dealt with in the following. The diode is in
the form shown in Figure 2. It is assumed that the
concentration of holes in the n-region is p . The
conductivity In the p-region is much greater than in the
n-reglon; the total potential is developed across the
p-n junction; the thickness of the junction is smaillso
that the carrier recombination in it can be neglected. The

coefficient of the holes in the small n-region. If the
boundary conditions are as follows; p = p0at x = 0
and p = o at x = L0 , the solution of Eq (1) is in the
form of Eq (4), where L denotes the diffusion length;
this is defined by Eq (5). However, if Eq (1) is integrated,
under the following conditions: p(x,o) = 0 and
P(ov t) = p0and p(L0It) = 0 , the expression for p is

found that,~when the switching pulse is short and the
n-region is comparatively large, Eq (4) does not coincide
with Eq (6). However, in many applications Eq (4) can be
regarded as being sufficiently accurate. If at a time
t = 0 the potential applied to the diode is reduced to
zero, the concentration of the holes at the boundary
between the n-region of the Junction can be expressed by
Eq (7), where V denotes the diffusion potential and d
is the thickness of the junction. The solution of this
equation is in the form of Eq (8), where D 0 is the
diffusion coefficient of the holes in the p-n layer.
From Eq (2), it follows that the boundary conditions for
the determination of the inverse current can be written
as Eqs (9), where a is defined by Eq (10). It is now
possible to solve Eq (1) by inserting the boundary
conditions of Eqs (9) and the initial distribution of Eq
If p is given by Eq (11), the problem is reduced to the
solution ofEq (12). Consequently, the final solution is

to calculate the values of the inverse current and the
results are plotted in Figure 3; the dashed curve
represents the formula obtained by Steele; the solid curves
taken for various values of a show that the inverse
peak can vary in s1vhpe or may even be totally absent. There

the equipment cost for th6 dedusting of rotary
kilns comnrizes 10-15% of tbo"kil.n cost. The
loss of v&lufthle matorials through the exces-
sive dust on the cement plant in Hungary
represents aDproximately 15% of the kiln char-
ge, which in the result of low caloric value
of fuel. used (4400-5400 kcal/kg). For the
pur'nove of utiliTing the collected dust it is
rocommonded. to recycle it back into the kiln.

Silicon Dioxide In Quartzite and Silicon Carbide.

Abstract: A method for determining S102 in quartzite and
silicon carbide has been developed. The method
is based upon the precipitation of Si in an acid
medium as K2SiF6 and the subsequent titration of
HF, liberated as a result of the hydrolysis'of
K2SiF6 (on heating), with a solution of N60H.
About 1 g of the analyzable substance is fused in

X2SiF6 is filtered in vaouo; washed with a solu-
tion, containing 7 g of KC1. 50 ml of water and
50 ml of CpH5OH; placed in a conical flask, con-
taining 400-500 mg of hot water; stirred, and
the liberated BF is titrated with a 1/15 n sol-

ABSTRAM G.P..Bekenev reports on two instances where he noticed
vi-
si~le sound waves due to the flight of jet aircraft. One
*a~ at the occasion of the aerial review of I May 1954, in
Vosc4w, where lons-shaped bright aureoles were formed around
MIG aircraft Zlying with subsonic speed towards the sun; the
other instance took place in the vicinity of Moscow on 4 July
1957 at 2130 hours over the settlement of Zhavoronkiv where
two jet fighters with vapor trails behind dashed through
rain clouds. Suddenly the setting sun appeared between two
clouds and, at a distance of about 25 to 35 m in front of
each aircraft and at the same speed, three very bright
white waves of a width of about 30 to 35 m became visible.
These observations by G.P. Bekenev are commented on by F.F.

It appears when the expansion of the sound impulses takes
place in front of the background of a sky strongly con-
trasting in light, and thus meats appropriate conditions
