germanium
monocrystals

TEx,4T'-, Dislocations generated in germanium monocrystals p~llled
with a
vary-Ing velocity are investigated. The crystals were drawn up by
the Czoehralski
met-hod in a vacuum apparatus from an induction-heated graphite
crucible. The
1-nitial material was germanium having an electrical resistivity of
about 50 ohm
doped with antimony. The crystals were drawn up along the axis (n2)
at 4 *-8 and
2',0 :Mlh successively and were then tested. Variations in the
crystallization , ~
rate were determined by changes in the electrical crystal
resistivity. A typi al
resistivity curve of the crystals studied is shown in Fig. 1. The
dislocations
were determined by cutting the crystals along the plane (111) and
then etching
tbem in a,boiling solution of KOM Fes(CN) 6' Figure 4 6~ows the
dislocation
density on the surface (curve a) ani the average dislocation
density in the
o-rystal at successive variations of the pulling Velocity (6).
Based on the test
results obtained, the authors conclude: 1) A much greater
dislocation density

is caused rather by decreasing the growth rate of the crystal
than by increasing
f.41. 2) A convex shape of the transient su rface in the
crystal is less advantage-
ous from the viewpoint of the dislocation density than a
concave one. 3) As a
result of changing the crystal growth conditions, the shape
variations of the

so' erm4c surfaces take place first of all on the edge
surfaces on which the.
greattest rate of the dislocation density is induced. 4) A
heating of the mono-
orystal by the crucible-side surfaces, or by additional
heaters, diminishes the.

TITLE: Preparation of silicon single crystals by the sloping

TEXT: The use of big induction generators, generally used for
zone melting of ingots, was replaced by
electron bombardment. A detailed description of the method is
given, including a circuit diagram and a sche-
matic drawing. Appropriate shields were used to collimate the
electron beam on a narrow region of the
molten ingot. The power consumption was 200-350 w (100 ma at
2-3 kv) Single crystals, 100 rarn long and
up to 15 min in diameter were obtained, The rate of
crystallization was 100 mm/hour at about 1.5 rpm
The crystallization axis was . Mean dislocation density
vatied from 15-!3-x 103 cm- 2 and was repro-
ducible under the same conditions. The carrier lifetinies in

amplifier built into
the steering mechanism of a transport vehicle. It consists of a
cylinder with a

sliding piston and control-valve housing containing the hollow
cylindrical slide
valve of a control-piston and a female control.shaft fixed by
thrust washers relative
to the latter in an axial direction and equipped with an annular
groove for leading
liquid in and out of the cylinder cavity and into the
reaction-plunger cavity, which
is located in the control-valve housing's orifices. The plungers
are pressed by
springs and liquid pressure to a fixed cover which interacts
'with the thrust washers
when the control shaft turns. To achieve equal stress on the
steering vhe~!l when
turning in either direction, the total area of the reaction
plunggs acting on the
control shaft during the supply of liquid to the cylinder ca;~ity
in which is located
