ABSTRACT: The InSb-Zn, InSb-Zn3Sb2, InSb-Zn4Sb3,,and In,;b-ZnSb sections
of the In-Sb-Zn system were subjected to thermal and microscopic analysis.
The InSb-Zn3Sb2 section was found to be a quasibinary section of the eutectic
type. The other sections are not quasibinary. In the Zn-InSb
system the two components are in equilibrium only in the solid state. The
InSt, phase is in equilibrium with all phases of the system. At 280C. solubility
of Zn in InSb is 0. 2 wt. % (0. 72 at. %), of Zn3Sb2, 0. 6 wt. % (0. 33 mol. Yo), and

of ZnSb, 0. 6 wt. 76 (0. 78 mol. 76). The relatively small area . of ternary solid
solutions based on InSb is explained by the differences in the cr.fatalline
structures of the InSb solvent and the Zn, ZnS4 and Zn3Sb2. A diagram, (Fig. I
of the Enclosure) of the positions of the fields of primary"cryatalUzattnu in the
In-Sb-Zn system shows 7 phases: In, Zn, InSb, Zn3Sb2, Zn4Sb3jand ZnSb. No

ABSTRACT: This is a continuation of an earlier study of laser effects in diffusion
GaSb p-n junctions (M v. 7j, 342, 1965). The present stucly was msAe with drawn p-n
junctions with the aim of determining in greater detail the features of their emission
and to explain why diffusion p-n junctions have a lower efficiency than drawn junc-
tions. The junctions were produced in a crystal grown by the Czochralski method.
The p-n junction plane was perpendicular to the crystallographic (122) direction and
the Fabry-Perot 'diode structure was produced by opticaa. polishing. The diode dimen-
sions were 0.4 x 0.5 x 0.5 mm. The measurements were made We. 77K with the radiation
produced both at large current densities (pulsed mode, pulse duration 1 psec) and at
low densities (dc). At low current densities the emission spectra of the investi-
gated p-n junctions consisted of a single broad line with a maximum noticeably ahifte~
toward. the 1mg wa%e- lagth sl& compared with the width of the forbidden band of GaSb 1
(0.80 ev). At larger currents, the radiation peak shifted toward ft shmtwom latghside

(0-76-0-78 ev),, with a maximum half-widtb of the spectral line of 0.5 x 10-3 ev and
threshold current 8emkies of 3 x 103--l.2 X 104 aW/CMZ. Although the results indicate
conclusively that a laser action was produced in these junctions, the low resolution
of the apparatus did not make it possible to observe the possible oscillation modes.
Reduction of the temperature (to that of liquid helium) did not produce a noticeable
change in the radiation parameters. Several arguments are advanced in favor of the
hypothesis that states situated in the forbidden band participate in the stimulated
transitions. The dependence of the shift of the radiation peak and of the width of
the spectral line at different injection levels is analyzed and it is indicated that
the reason why the previously investigated diffusion p-n junction had worse las,r
parameters is due to the lower degree of doping attained by the diffusion process
and to a different character of the impurity distribution in the two types of junc-

A~~THACT. In order to determine the general applicability of the rof7ularities
chiractarizing the relationship between surface phenomena and crystallization pro-
c,ij5as in indium antimonido molts, the foUoving phenomena were investigateds surface
pension of melts of the gallium-antimony system, influence of zinc and tellurium on
the surface tension of gallium antimonido, and influence of these admixtures on the
supercooling of Ga-Sb melts and on the growth of crystals from the melts. It Is
suggested that the behavior of the impurities in the solvent melt can be predicted
from the difference of surface tensions in the case of type AIIISb antimonides. In
AI11BV compounds which crystallize In a zinc-blende-type lattice, a correlation
exists between the mean atomic number of the compound and the surface tension at the

malting point; the higher the mean atomic number, the lower the surface tension of
the compound. Data on the effect of To on the supercooling of indium antimonide In- 1
dicate that surface-active admixtures increase the probability of formation of a
solid phase nucleus. At a certain concentration of To. the growth of lamenar den-
drites of gallimli antimonide was hinderedo causing distorted dendrites to grow, then
was stopped altogether as the To content increased further. The Introduction of Zino
in appreciable amounts did not interfere with the Erowth of lamellar dendrites of
gallium antimanide. The regularities found by studying the role of surfacs'phanomena
in the crystallization of indium antimonide malts were found to apply to gallium
antimonide as wall, and am therefore thought to cover at least all compounds of type
1AlUBV which crystallize in a zinc-blendo-type latt"o. The paper was presented by

of Se their growth ceases. No morphological differences were noted between C
grown from M and alloyed with Se and K grown from P and alloyed with Ge. It

ABSTRACT: A new method for the determination of the zinc content in nonferrous
metals is suggested in this paper. This method consists in the fact
that at potentiometrio titration of zinc by potassium ferrocyanide
the oomponents of the solution are precipitated not one after another,
but simultaneously. For examples zinc and antimony - as metal acids,
lead - as sulphate, and oorpper - as sulphide. After removal of the
precipitation by means of filtration, iron and nickel are precipita-
ted by animonia. The zinc remaining in the filtration is titrated po-
tentiometrically.

ABSTRACT: The dependence on temperature of electric conductivity o,
thermoelectromoi;lve force a, Hall effect R, mobility 1j, and current
carrier concentration n In polycrystalline samples of solid solutions
in the system (IIIP)3x-(In Se3)1-X was Investigated. Measurements
were made In vacuo in the temperature range from room temperature to
300C. The Hall effect was atudied in a magnetic field of %1500 erg at
a current of 40 ma passing through the sample. It was found that at
room temperature an addition of ln2Se3 to InP results In an Increase of
