The majority of experiments were conducted with mixed F (wool and kapron) and with dusts consisting of Pb-oxide sub- limates (particle sizes of the order of 0.1 micron). Dislocations can be detected only in certain crys- tal faces in etche4 pits of germanium crystals . For this pur- pose the authors chose the plane (III). Production and etching of the germanium crystals are briefly described. Dislocation density was determined by counting the etched pits under the microscope. Up to a certain concentration the density of etch- ed pits in crystals containing various impuritief. is nearly equal (500 - 1000 cm72) and does not differ fron the dialoca- tion density in pure crystals grown under the same conditions. In this domain impurities do not in-416'luence the formation of Card 1/4 dislocations. Im- purity concentration increases toward the lower-edge of the crystals. The cast piecescontEining antimony exhibit the usual etched pit distribution with a characteristic pattern of plastid slip. In the domain of increased dislocation den- sity the etched pits are arranged chainlike. The largo pits probably form by enclosure of excess impurity in the form of a separate phase. The present paper confirma the results of an earlier paper by-V. G. Alekoeyev et al (Rof 1). The reason for the q~fferentlgecom~ination rates in the concentration range 5-10 ~' - 1-10 cm-2 before the sudden dislocation density rise has not yet been found. The impuri- ties forming effective recombination centers (nickel, iron, cobalt, manganese) certainly cannot cause the above difference. Thereforep the affect of some other impurities or the formation of other lattice defects may be assumed. The authors thank Professor S. G. The dislocation density was determined by counting the etching grooves (KOH+K 3F9 *(CN)6 etching agent)f'r.*as measured by a Card '113 r 3/141/62/004/010/037/063 Inherent"' ~ielocatione and,~he B10~/~M compeneatioh method accordiAg to the photogalyafiometric effect and the photoconddetivity. No adhe6fon effects were obiefted. The measurements 'were made in two series. The mean resistivi-~iefi 6f the crystals in the first series were 7-7 ohm-cm,, those of the epold-iseries 1.8 ohm-cm. For 2/, these two resistivities OR T P-17 and 0-33 :M gegi, Crystals without dislocations and crystals with dielocation deneftfes up to 103CM-2 showed notably different curves '(+~,ourves. 'r - T '+ T'q exp(-E/kT) can be 1 2 written where V and E are ~oonstants. E denotes the depth of recombina- 192 tion level position, i. e.9 0,10 - 0.12 ev. The recombination properties of the inherent dislocations are proved to be closely similar to the dislocations produced by deformations. At room"temperature, 6. iis in agreement with the data given-in FTT, 21 1542, 1960. With decreasing temperature it increases$ however# according to a law somewhat different from those f ourd earlier.At Idis with dislocation densities beIlow 10-'cm-2 is onlyolight.
