The present article describes experiments performed.on the four-lavered structures of n-AIXGal-xAs--p-AlxGal-xAs-si-GaAs--p:.-AlkGal-xAs, solid-state converters in which the infrared-sensitive si region acts as the sensor. A description is given of how this four-layered structure is obtained. The specimens used in the experimentation were rectangular, with an area of 0.1-0.3 mm2, and their switching voltage, which increased with incrq-.ased thickness of the semiinsulating region, was from.20-80 volts. It was established that the substituent at the phosphorus atom has a strong effect on the ionization of the acids.. In connection with a change in electronegativity of the substituent, ethylphosphonic acid is weaker than the phenylphosphonic acid. Introduction of a chlori~ae at6m into the para position of the phenyl group increases the proton donating ability of the com- pound.
