ABSTRACT: Generation in a system with a plane resonator in which the mirror area
Sis much greater tlian L2 (L is the distance between mirrors) is described. Experi-
ments were carried out on an n-type GaAs sample with an impurity concentration of
2-101.6 cd"3 and a mobility of 5200 cm2/v.sec at 300K. The sample was prepared in the
form of a polished plane-parallel plate 100 V thick and several mm in diameter, and
was pumped by '%,150-kev electron pulses with a- duration of 150 - 10 -9 a ec and a repeti-
tion frequency of 10 cps. When L was equal to 100 v, generation occurred at a current
density of 5 amp/cm2. The values of minimum gain necessary to achieve generation ex-
ceeded the experimentally measured value of the absorption coefficient at the gener-
